ROHM has created 4th Generation 1200V IGBTs, which are automotive-grade AEC-Q101 approved and combine high short-circuit resistance with class-leading low loss characteristics. Because of this, the devices are perfect for industrial inverters, vehicle electric compressors, and high-voltage heaters. In addition to 11 bare chip variants (SG84xxWN), the present lineup consists of four models (RGA80TRX2HR / RGA80TRX2EHR / RGA80TSX2HR / RGA80TSX2EHR) in two distinct package types (TO-247-4L and TO-247N). Smaller Form Factors Driving Power Devices

Power devices that can handle high voltages are becoming more and more in demand in applications such vehicle electric compressors, high-voltage heaters, and inverters for industrial equipment as a result of the increased use of greater voltages in automobile systems and industrial equipment.

Simultaneously, there is a significant drive for smaller form factors, simpler cooling systems, and high efficiency power devices to increase energy saving in a decarbonized future.

Power devices for inverter and heater circuits must have the ability to interrupt current during short circuits, which calls for a high short-circuit tolerance. ROHM 4th Generation 1200V IGBTs

In response, ROHM changed the device structure and used an appropriate package to develop new 4th Generation IGBTs suitable for high voltage by delivering industry-low loss characteristics with enhanced short-circuit tolerance.

By analyzing the device structure, including the peripheral design, these devices maintain a high withstand voltage of 1200V and fulfill automotive regulations while achieving an industry-leading* short-circuit withstand time of 10µs (Tj=25°C) and minimal switching and conduction losses.

In addition, by guaranteeing sufficient creepage space between pins, the new TO-247-4L package products, which have four terminals, can support an effective voltage of 1100V in a “Pollution Degree 2 environment.” Compared to traditional devices, this allows support for higher voltage applications.

Manufacturers’ design burden is reduced when creepage distance metrics are implemented on the device side. Additionally, a Kelvin emitter terminal is included in the TO-247-4L package to achieve high-speed switching with even smaller losses.

In fact, the new TO-247-4L packages for 1200V IGBTs minimize loss by about 24% when compared to standard goods and 35% when compared to traditional products in a 3-phase inverter. In order to support increased downsizing and high efficiency drive in applications involving industrial and automotive equipment, ROHM in its official release noted that the company will keep growing its range of high-performance IGBTs.
