ROHM has introduced a new family of 600V Super Junction MOSFETs, the R60xxXNx and R60xxWNx series, aimed at next-generation power supplies for data centers and industrial equipment.

These devices are designed to address the growing need for higher efficiency, better thermal performance, and more compact power designs as processing demands and power density continue to rise.
In data centers and industrial systems, power consumption and heat generation are major challenges as workloads increase and hardware footprints shrink.
Power supply circuits now have to deliver more output in less space, which puts pressure on every component in the design. Super Junction MOSFETs play a key role here, and the latest trend is toward lower loss devices with improved thermal behavior, often in surface-mount packages that can handle heat more effectively while supporting compact layouts.
ROHM’s new R60xxXNx and PrestoMOS R60xxWNx series add two surface-mount packages to the lineup: DFN8080-5L (8.0 × 8.0 × 0.85mm) and TOLL (11.68 × 9.9 × 2.3mm).
These compact, low-profile packages are optimized for heat dissipation, making them well suited for applications that demand space savings and high power density, such as power supplies for AI servers and industrial equipment. Their form factors help designers meet tight mechanical constraints without compromising on thermal or electrical performance.
On the electrical side, the gate threshold voltage VGS(th) is set in the familiar 3V to 5V range commonly used in standard MOSFET products, which makes these devices easier to drive and integrate across a wide range of conditions.
ROHM has also improved admittance characteristics compared to the existing R60xxYNx series and PrestoMOS R60xxVNx series, delivering lower loss and greater versatility for different topologies and operating points. Because the surface-mount packages follow market-common footprints, they simplify drop-in replacement, second-source strategies, and upgrades in existing power supply designs.
The lineup includes 21 models in the high-speed switching R60xxXNx series and 11 models in the PrestoMOS R60xxWNx series, which offers class-leading high-speed recovery performance.
This breadth gives designers flexibility to choose devices that best match their priorities, whether that’s maximum compatibility with current designs or pushing efficiency and loss reduction to the next level.
Availability
Mass production began sequentially in June 2026 (sample price: $7.0/unit, excluding tax). Online sales have also started with TOLL package products (Applicable Part No: R6020XNJ2, R6038XNJ2, R6049XNJ2, R6055XNJ2, R6024WNJ2, R6035WNJ2), which are available through online distributors such as DigiKey.
ROHM will continue to expand its Super Junction MOSFET lineup, with plans to begin mass production of 650V products and next-generation products as well.
