The RS7P200BM, a 100V power MOSFET from ROHM, achieves industry-leading SOA in a 5060-size (5.0mm × 6.0mm) packaging. This product is ideal for industrial power supplies that need battery protection as well as hot-swap circuits in AI servers that use 48V power supplies.

The new product maintains a wide SOA of 7.5A at a pulse width of 10ms and 25A at 1ms under working parameters of VDS=48V, while achieving a low on-resistance (RDS(on)) of 4.0m? (conditions: VGS=10V, ID=50A, Ta=25°C).
This trade-off connection between wide SOA and low on-resistance helps reduce heat generation during operation, which improves server power supply efficiency, lowers cooling load, and lowers electricity costs.
The need for consistent operation and enhanced power economy in servers with generative AI and high-performance GPUs has grown due to the quick development and broad use of AI technologies. Power MOSFETs with wide SOA are crucial for handling inrush current and overload circumstances, especially in hot-swap circuits, to ensure stable operation.
In addition, energy saving is driving the shift to 48V power supply, which provide better power conversion efficiency, in data centers and AI servers. In order to address these demands, high-voltage, high-efficiency power supply circuits must be developed.
In order to meet market demand, ROHM has increased the range of 100V power MOSFETs that are perfect for hot-swap circuits in AI servers. Compared to the AI server power MOSFET “RY7P250BM” in the DFN8080-8S (8.0mm x 8.0mm size) packaging, which ROHM introduced in May 2025, the new RS7P200BM uses a tiny DFN5060-8S (5060 size) package, allowing for even higher density installation.
