New 100V high-power N-Channel MOSFETs from Renesas Electronics offer high-current switching performance in the industry for uses like charging, power management, battery management systems, and motor control. Electric vehicles, e-bikes, charging stations, power tools, data centers, UPSs, and more are examples of end products.
The new devices can significantly lower on-resistance (the resistance between the drain and source while the MOSFET is on) by 30% thanks to a new MOSFET wafer manufacturing technique (REXFET-1) developed by Renesas. In customer designs, the reduced on-resistance results in significantly less power loss.
The new N-Channel MOSFETs can also offer a 40 percent decrease in Qgd (the amount of charge that must be injected into the gate during the “Miller Plateau” phase) and a 10 percent reduction in Qg characteristics (the amount of charge required to deliver voltage to a gate) thanks to the REXFET-1 process.
Apart from their exceptional electrical properties, Renesas’ new RBA300N10EANS and RBA300N10EHPF N-Channel MOSFETs come in industry-standard TOLL and TOLG packages that are 50% smaller than conventional TO-263 packages and pin-compatible with devices made by other manufacturers. Additionally, wettable flanks for optical examination are provided by the TOLL package.

Availability
The RBA300N10EANS and RBA300N10EHPF N-Channel MOSFETs are available in production volumes today. Renesas is also offering a reference design with application note to help customers shorten design cycles.
